At first some advantages of GaN cascodes for automotive applications are described and Lifetime models introduced. An existing lifetime model based on the LESIT-model is updated with new measured data. Here Power Cycling test (PCT) results with low temperature swings with about 30 K on discrete GaN cascodes are presented. With curve fitting new parameters for the lifetime model are derived. With the new parameters the lifetime of an inverter for automotive auxiliary applications is again estimated for different missionprofiles and switch configurations. The estimated lifetimes are compared and discussed.
