This paper describes a novel phase-leg SiC module for electric vehicle (EV) applications which is designed to achieve a record power density and features exceptional homogenous internal current sharing, low connection resistance and inductance as well as very efficient direct water cooling without the need of a copper baseplate and corresponding joint to the substrate vulnerable to power cycling. We will highlight results of our electromagnetic and spice simulations and compare them to real measurements showcasing the excellent switching performance. We also will touch thermal simulations and show results of measurements.
