This study presents an analysis of a traction inverter designed for a DC-link voltage of 400V, featuring discrete 650V Si-IGBT with freewheeling diode and 650V SiC-MOSFET in parallel, with the objective of evaluating the benefits of a hybrid-switch inverter over a FullSiC (SiC-MOSFET only) and FullSi (IGBT and Si-Diode) inverter in terms of system cost. The paper examines different control strategies for the hybrid inverter to identify the most cost-effective solution based on factors such as output power, vehicle battery size, additional costs for extra battery capacity needed to account for inverter efficiency, semiconductor costs, and packaging.
