In this work, a new half-bridge 3.3 kV high-current, all-silicon carbide (SiC) power module in the 100 mm × 140 mm package is introduced. The new module offers high performance, fast switching, high current density in a low inductance package. This module can support next-generation, high-power converter developments such as those in the railway traction systems and grid-tied renewable energy applications. A clamped-inductive load test setup is developed and used to investigate the switching performance of this new power module at different operating points to demonstrate its superior performance. In addition, the switching characterization results are utilized to evaluate the electrical and thermal performance of these modules in a medium-voltage inverter with detailed results presented in this paper.
