Single-mode Fabry-Perot (FP) quantum dot laser was monolithically grown on (100) Silicon substrate. Its optical power reaches 33mW at 25(deg)C 120mA. The laser was aged at 105(deg) 100mA for 5000 hours showing less than 5% power degradation of 25(deg) performance.
