High performance single-mode surface-emitting DFB laser based on surface-gratings filled with spin-on-glass has been demonstrated. By introducing phase-shifter in the etched area, the fabricated laser exhibited output power ~2mW, SMSR 46dB with grating coupling-coefficient ~560 cm-1, and slope-efficiency 0.3W/A nearly 4 times of previous reports.
