We demonstrate tunable and DFB lasers heterogeneously integrated in a silicon photonics platform in a open-access BiCMOS foundry process. Si-IIIV DFBs with >40mW output power and tuna-ble lasers with fundamental linewidths of 8 kHz are presented together with volume manufacturing data and reliability results.
