Silicon photonics has a strong potential to enable the next generation of high-speed radiationhard optical links in high-energy physics. This work presents a radiation-hardened-by-design silicon traveling-wave Mach-Zehnder modulator which supports BER-validated NRZ transmission beyond 50- Gb/s and targets radiation tolerances larger than 1-Grad(SiO2) total ionizing dose.
