Performance Evaluation of the Packaging of SiC Diodes in a 6.78MHz Wireless Power Transfer System

Abstract:
This paper evaluates the performance of three 1.2 kV Silicon Carbide diodes for high frequency applications, including a custom packaged 20 A rated device by SanRex. The diodes were tested in a high voltage half-bridge Class DE rectifier design in an inductive power transfer system operating at 6.78MHz. The operating conditions were matched for all the devices and our measurements confirmed that the reduced parasitic inductance of the custom packaged diode from SanRex had significantly less ringing which resulted in lower power losses in the devices, as well as lower harmonic content on the secondary coil current and the output current.
