4.5 kV HV100-type HVIGBT Module for Large Industrial Equipment

Abstract:
High-voltage IGBT (HVIGBT) power modules are required to have high withstand voltage, high current density, and low loss characteristics. The motivation is to increase output power and efficiency in inverter systems. Target applications for HVIGBTs are large industrial equipment such as railways, MV drives and electric power systems. Mitsubishi Electric's 4.5 kV HVIGBT of X series allows an operating chip temperature of 150deg C, increasing output current by 17% compared to the conventional R series. In the next generation dual package, 4.5kV HV100 are also under development. Compared to the conventional X series, inverter losses can be reduced by 17% for acceleration mode (positive power factor) and 18% for braking mode (negative power factor). Additionally, the current density is 24% higher than that of the conventional X series package, and the output current is 12% higher. In addition to the improvement of power losses, the excellent Safe Operating Area (SOA) is confirmed. Reverse Bias SOA (RBSOA) even at 6 times rated current is confirmed. About 4 times larger Reverse Recovery SOA (RRSOA) is also confirmed. Finally, well balanced switching behavior is confirmed in paired parallel switching test.
