Abstract:
High-performance Double Side Cooled (DSC) power modules based on trench Silicon Carbide (SiC) MOSFETs and Si IGBTs play a major role in automotive traction inverter applications; mainly in hybrid- and full-electric vehicles as the main inverter. To assure superior thermal performance and consequently high current density thermal stack optimization should be done. The switching and thermal characteristics of modules with Si IG-BTs and SiC MOSFETs are compared in this pa-per to demonstrate the differences.
