Abstract:
This work introduces a new 650 V SiC Trench MOSFET technology tailored to address the needs of power supplies in the power range from several hundred watts to some tens of kilowatts including server and telecom switch-mode power supplies (SMPS), solar inverters, electric-vehicle chargers and UPS. The 650 V MOSFETs enable new, highly efficient topologies such as full-bridge Totem Pole in the power-factor correction (PFC) stage with a peak efficiency of 99 %. The technology fulfills industrial application reliability requirements covering cosmic-ray ruggedness and gate oxide reliability.
