Abstract:
We report hybrid CMBH-Ridge O-band EML with 75GHz 3dB BW at 55C using lumped elec-trodes and conventional wire bonding. PAM4 (240 Gbits/s), PAM6 (300 Gbits/s) and PAM8 (360 Gbits/s) eyes are demonstrated from 20C to 70C with 3.5dB ER and 7dBm output power.
